MONTE-CARLO SIMULATIONS FOR METASTABLE IMPURITY STATES IN DELTA-DOPING SUPERLATTICES

摘要
The formation of ordered structures of ionized impurities in excited -doped superlattices is studied as a function of the temperature, filling factor, and interlayer distance. The ordering process is observed to change from three-dimensional (3D) to 2D character as the interlayer separation is increased or when the ionized impurity concentration is increased. Intralyer and interlayer correlation functions and recombination energy spectra are given. © 1995 The American Physical Society.
