摘要
We compare electrical switching of nonvolatile phase-change materials for integrated photonics with graphene, ITO, and silicon p-i-n heaters. Graphene heaters exhibit the best heating and overall performance with high switching speed (similar to 80 MHz) and energy efficiency (6.6 aJ/nm(3)). (c) 2021 The Author(s)
