Study of the crystal lattice vibration of the GaAs single crystal film on SrTiO3 (001) substrate by MBE

摘要
With the far-IR spectroscopy and Raman scattering spectroscopy, the crystal lattice vibration and optical properties of the GaAs single crystal film on the perovskite oxide SrTiO3 (001) substrate were studied. The results show that the GaAs film on SrTiO3(001) substrate by MBE (molecular beam epitaxy) is a single crystal film and the lattice vibration property of this film is similar to that of the GaAs bulk material.
