CHAOTIC BEHAVIOR OF QUANTUM RESONANT TUNNELING DIODES

摘要
Chaotic behavior is observed, for the first time, in a semiconductor quantum device-resonant tunneling diode (RTD). The routes - period-doubling and "intermittency" - to chaos are found. Stable odd periods (period tripling, quintupling, sevenfolding and ninefolding) are also observed in the chaotic region, and the order of appearance of the odd periods follows Sharkovsky's theorem. The similarity to Duffing's oscillator and to van der Pol's oscillator is discussed.
