Modeling of quantum-wire superlattices

摘要
We present a general approach to numerical calculations providing the confined states in semiconductor heterostructures. This method is applied to GaAs/Ga0.80Al0.20As quantum wire superlattices with a parallelogram section elaborated by the original method of structuration, the 'Atomic Saw'. Thus, the modeling has to deal with the wire shape, the structure periodicity, and the Luttinger Hamiltonian formulation with a spin quantization z-axis parallel to the [hhk] direction. The optical properties of such heterostructures, investigated by photoluminescence excitation and linear polarization measurements, match well with the theoretical analysis.
